The relation between threshold current (Ith) and temperature (T) for high temperature OW semiconductor lasers(LDs)are analyzed by means of carrier rate equation.The contributions for T depending on the intra-cavity losses, bimoleeular recombination andt Auger process, and carrier leakage effect to Ith are given respectively in numerical calculation results
